The power density of EV modules continues to increase, generating significant amounts of heat that must be removed to keep junction temperatures within safe operating limits. Excessive heat can degrade semiconductor performance, increase switching losses, and ultimately lead to premature failure of the power module. Liquid cooling systems dominate the market, recognized for their superior thermal performance and ability to handle high power demands efficiently . The use of materials like silicon carbide, which performs efficiently at high temperatures, can reduce the overall thermal burden. Improved packaging techniques, such as direct-bonded copper (DBC) substrates and advanced sintering, enhance heat transfer from the semiconductor junction to the cooling system. Effective thermal management is becoming a key differentiator for power module suppliers. As the EV power module market expands, the development of innovative, efficient, and cost-effective cooling solutions will be crucial for unlocking the full potential of electric vehicles and ensuring their long-term reliability.
